The article offers information related to electromigration, a wearout mechanism recognized as an important cause of failure in semiconductor integrated circuits (ICs). It discusses the history of aluminum electromigration and copper electromigration including with the history of failure analysis. Several field failure examples related to electromigration are also discussed.
